Tela Vasir, who I felt was a proper rival to Shepard(unlike Saren and Kai Leng), especially due to how she verbally slaps Shepard around when he tries to get on the moral high horse with her(especially Paragon Shep).
Honorable mention goes to Morinth; when Shepard was alone with her in her apartment s/he feels like s/he's in legit danger unlike practically any other time in the trilogy.

You know, come to think of it, there aren't very many I don't like. Even though I said Saren was best, there's a lot of close seconds.
I even like Beneziah and Kai Leng... the idea of them at least. The writing wasn't good though.

I rather like villains I can identify with, their motives, their habits, acts of terror, ect. Most villains are just their to be hated, but there are a select few I actually rather enjoy. Some force of nature villains are like this. But most are bad guys, who need to be stopped, but who strike a personal cord with me.
there was a movie, dead fall, which is a great example of this type of villain. A brother and sister are on the run from the cops, and split up. The sister is played by Olivia Wilde, and uses her charms to get away. The brother hikes through the wilderness, and eventually gets caught. Now he was crazy, and needed to be put down. But over the course of the movie, they did a really good job of turning him from just someone who should be killed, into someone who can kill when he needs to, but can also be kind and compassionate in certain circumstances.
For me, the villain in the mass effect series which comes the closest to this type of villain is admiral petrovsky. I feel like they needed to flesh him out alot more. But he comes the closest to any of the mass effect villains.

Samara's loyalty mission where you deal with Morinth is my favorite. It's just so twisted and fun to get the right answers.
Then again, I love games like LA Noire when the more clues you pick up, the more you know your suspect.

Saren and Sovereign clearly win for me. Sovereign is a reminder of when the reapers were the great scary unknowable enemy before the farcical brat. Saren is a great antagonist as you can understand the path that led him to be your enemy.
I enjoyed TIM in ME2, though not so much the crazy version in ME3. Harbinger wasn't Sovereign but still ok. Shame he was ditched in 3.

It would've been interesting if getting all the right answers actually backfired due to Morinth getting real suspicious of Shepard.

I choose four:
TIM, for the character himself and all of his machinations in ME2. He really managed to fully manipulate Shep and the entire handpicked Normandy crew.
Clone Shepard, for him/her being a perfect evil twin of Shepard. They had some great points, including the "cult of Shepard" line. To me, the Clone is what Shep would have been like had Miranda implanted that chip.
Brooks, for her portrayal of an Alliance ditz and her machinations as well. The voice acting is very good and I love the way she's a great bad actress.
Harbinger, for proactivity. This is a villain that is directly involved throughout much of ME2. I still enjoy the way he talks smack to Shepard and his determination to make Shep's life a living hell.
Least favorites: The Catalyst, Kai Leng, Benezia and Vido. Kai and the Catalyst are for the reasons most players list (I think I know who the one Kai Leng fan is,) but Benezia has some cheesy voice acting. It's a real shame, since I know Marina Sirtis is usually a really good actress. Vido is means exactly nothing to me or Shep. You can't even find out about much of his post ME2 fate without a mod restoring Zaeed's conversation with Shep at the refugee camp in ME3.

If you tell her you like Action Vids. She thinks it's lame.. But if you have the persuade check, Shep can wax poetic about the beauty of explosions.

I voted for Tela Vasir and Shepard's clone, i really liked the fight that you had against them. And I liked the fact that they are not afraid to call shepard out for the BS that he/she says sometimes.

Saren. Never felt as much of a connection with the other villains. Sovereign was up there too but Saren was always more intriguing for me in ME1, the way he tried to justify things and slowly succumbed to indoctrination. I always thought him and renegade Shepard had a lot in common and could have ended up in each other's roles if events had unfolded in a different way. (Now I want to play an alternative game where Saren is chasing down Shepard to stop the Reapers).

The Illusive Man was such a terrible villain in ME3. Apart from Martin Sheen's amazing voice-work, there wasn't really much going for him. Although the whole presentation of Cerberus in ME2 was done vey poorly in my view, I actually found him kind of interesting in that one, where as in 3 his motivations are basically: 'I'm indoctrinated. I guess I have to send out my goons to stop Shepard now.'

The Illusive Man and Saren. Neither of them is truly a villain. They simply believe in different things than the Alliance, the Council or (possibly) Shepard. Saren especially is my favorite. He was so obviously wrong all along yet he had somehow convinced himself he was right and all others were blind. The Illusive Man is more tricky. He got indoctrinated in the end, but before that there were many things he was right about. It's still annoying that Shep couldn't support Cerberus in ME3. I also wish Illusive Man had more presence in ME2. Shepard never gets to meet him... he's just the guy who gives orders. It would have been more personal if Shep had become his right hand man and they had worked together for their goal of getting rid of the Reapers.
