Maybe the title should be edited to read "modern Bioware" or some such. Jaheira, Valen, and Bastila would be serious contenders for my top 5 in a real all-time list.
As for the poll we have, I'm voting Morrigan, Isabela, Merrill, Cassandra, and the Iron Bull. TIB gets in because of the Qun!Bull path, which goes to an awful place I didn't think Bio had the guts for. Cassandra's basically Jaheira plus adorkability, which works for me. PeeBee'd probably make the list if she was in the poll, and Sera just missed.
IRL I'm kinda attracted to trainwrecks, which I guess has something to do with the results. Finley from Generation Q strikes me as being dateable, for instance. (Sexual orientation aside, of course.)

I cheated and threw Garrus and Jack on the list. I like that slowburn bromance on Garrus (enough so that it's decidedly my number one). Jack's romance is surprisingly schmoopy and has a decent sense of humor.
My vote for Fenris is actually a vote for Sebastian. But if Sebastian is exempt, Fenris is okay too. I just liked the Sebastian romance in theory. In practice, Hawke can be a bit of a thirsty creeper while pursuing it, but oh well.
Zevran's romance makes me happy for a lot of the same reasons as Jack's, even if he's a bit much on occasion.
And since I don't usually do the romances in DAI, I just went with Reyes. I really like Reyes. I love that he's an independent character with his own agenda and a great voice who doesn't actually join the party. At least, I'm assuming that's who the last option is meant to be.

My vote for Fenris is actually a vote for Sebastian. But if Sebastian is exempt, Fenris is okay too. I just liked the Sebastian romance in theory. In practice, Hawke can be a bit of a thirsty creeper while pursuing it, but oh well. Yeah, I loved how there was a chaste romance but like you said they made Hawke way too lustful. And quite a bit of the banter regarding it seemed to more make fun of that kind of relationship. Thankfully they seemed to have improved judging from some of the romances that have that aspect be ambiguous or optional.

aren't most Sith Inquisitors creepy by their training as Sith Inquisitor? My understanding of Sith Inquisitor training within the dark side goes very creepy and unnatural aspects of the darker aspects of Dark Sider

Didn’t really do the one from each game thing but w/e: I’m very fond of a few for a variety of reasons (no particular order)
1. Jack is very good, especially in ME2, in how there’s so much less of the horrendously awkward flirting that plagues that game in particular and it’s more about her learning to be vulnerable again, with the culmination being just quiet intimacy instead of implied fucking. It’s a little unrealistic that she’s already so stable six months later in ME3, but it’s still pretty heartwarming regardless.
2. Garrus’ romance is just very sweet and feels a lot more fleshed out, consistently well done and more natural and genuine than most of the others. Having to wait a game to romance him helps a lot since there’s a preexisting bond of trust and camaraderie. Also he’s a cute dork and it’s very endearing.
3. I just like Isabela a lot in general as a character and her romance arc of getting attached to Hawke despite herself is sweet. She and purple Hawke also play off each other very well and I’m a fan of their relationship being casually open with potential room for a poly headcanon.
4. Merrill’s romance is just cute really and I find her to be very endearing. Nice to see a major blood mage who isn’t Evil (I suppose there’s also Jowan but meh) and her caught between worlds arc makes for good emotional investment material.
5. I like how Cassandra’s actually a closet romantic behind the stoicism, it’s adorable. She managed to go from predisposing me to dislike her to one of my favorite BioWare characters in half a game. Also ngl I’m just pretty fucking gay for her and was disappointed to find she wasn’t an option for women in my first playthrough.

Kaidan. Cullen. Alistair. I hear Fenris is also very good but I've played so little DA2 that I can't compare. I've done Anders (a nutjob, in the end), Dorian (too snarky) and Reyes (not well fleshed-out) so the three mentioned are the best. Of course, two of them require mods to make happen.

Ashley Williams deserves more love ! But I think the best was Morrigan's. It has it all: friendship, seduction, sex, love, betrayal and breakup. You can't say the same about almost all romances in Bioware games.

I used to romance both until I realized it glitched my game like hell. Morrigan however, is probably the most complete romance in Bioware's history. Everything that can possibly happen in a relationship (flirting, affection, foreplay, sex, fighting, deception, pregnancy and breakup) happens with Morrigan. She's quite amazing in that regard.

I went with Liara for number one. I know some people hate her for being a writer's pet and for being pushy as a non-romance character but if you do actually romance her throughout the trilogy (as my canon male Shep does), the dynamic with her is fantastic IMO. Garrus is a close second for FemShep. He is a little different than Liara though. While Liara's romance is just great as an overall experience, Garrus and Femshep have the most glorious single moments together (like that awkward ME2 conversation and of course dancing tango ). The main romance that stuck with me in the Dragon Age franchise is Leliana's in Origins. It was just sweet. I would almost also nominate Thane for having the best tragic romance but his death is just done beautifully, no matter if you romance him or not. One romance I am really missing in the list is Bastilla from KotOR. Of course it is tropey but it was just a super well made Star Wars romance in a game and a great homage to the movies.
